First look at a delidded Ryzen 7 9800X3D processor shows interesting details, including the next-generation 3D V-cache technology expected to debut with these chips.
In a previous X post by Hang Anh Phu, we saw speculations about a possible second-generation 3D V-cache technology expected to come with the Ryzen 7 9800X3D. Now, Wccftech has obtained a delidded picture of what they claim is the Ryzen 7 9800X3D, confirming the rumors of next-gen 3D V-cache technology.

Ryzen 7 9800X3D lacks 3D V-Cache traces on the CCD front, unlike previous iterations
Let’s start with what’s the same. The delidded Ryzen 7 9800X3D features a single CCD and I/O die, along with several power caps positioned around the edges of the CCD/IOD, similar to a standard Ryzen 9000 chip based on the Zen 5 core architecture.
Now what’s different is that, on previous X3D chips, such as the Ryzen 5000X3D and Ryzen 7000X3D CPUs, traces of the 3D V-Cache stack were visible when light was reflected at a certain angle. However, with the Ryzen 7 9800X3D, that is no longer the case, as it has no such traces on the top of the CCD. Instead, the next-gen chip employs the 3D V-Cache stack underneath the Zen 5 CCD, marking it as the next-gen 3D V-Cache technology.
We could theoretically get two 3D V-Cache stacks
Another interesting point made by Wccftech is that this new stacking design theoretically allows for another 3D V-Cache stack to be implemented over the Zen 5 CCD. This stacking design, as seen in the delidded image, also confirms HXL’s post on X, which mentioned a similar 3D V-Cache stacking hierarchy for the new chips. However, these remain possibilities on paper, as factors like power, cost, and thermals must also be considered. Still, it’s something we can maybe expect from future products.
AMD has teased the Ryzen 9000 series, set to launch on November 7th with the flagship debut of the Ryzen 7 9800X3D. We look forward to more details about the next-generation AMD Ryzen 9000X3D CPUs and the Ryzen 7 9800X3D 3D V-Cache chip in the coming weeks.
